The minimum requirements for a HS History teacher is a BA in the specific Field and a single subject credential. Since you already have a BA in the specified field, check with your local credential program to see what you would need. If you want to further your education with a masters, an MA in History or #3 on your list would be most beneficial.
Online degrees are not highly valued by employers and therefore it might be more difficult for you to find a job with an online degree.
Check the requirements for teaching high school in your state as well as the requirements in job ads. Most likely you will need some type of certification.

You do not need a Master’s degree to be a teacher but if you want one anyway I would suggest Master of Arts in Education/Secondary Teacher Education. Secondary Education is another term for high school.
All you really need though is a credential.
